Since 1992 Fuji Electric radiation-hardened MOSFETs were used in many space applications, like ISS, telecommunication satellites and earth observation satellites.

Rad Hard MOSFETs

Fuji Electrics radiation-hardened power MOSFETs are available in SMD-0,5, SMD-1, SMD-2, TO-254 and TO-257 package with a blocking Voltage range from 100V to 600V for N-Channel and -100V –  -200V for P-Channel
The TID hardness is specified up to 100krad.
